The dominance of leakage currents in circuit design has been impelled by steady downscaling of MOSFET into nanometer regime, and has become a significant component of total IC power dissipation. The issue is further aggravated with the inability to gauge the tolerance of process parameters around their nominal value. Consequently, the drive to improve the static power prediction has enticed accurate and reliable modeling of leakage current, specifically for ultralow power applications. In contrast to gate- and band-to-band-tunneling leakages, subthreshold leakage exhibits high susceptibility to process variations and hence has been considered for variability modeling. Fluctuations in the device electrical and geometry parameters result in a wider distribution of subthreshold leakage current. Hence, taking into account stacking effect, an analytical variability model to estimate subthreshold leakage power in subthreshold circuits, in the presence of threshold voltage variations is proposed. Further, the impact of threshold voltage variability on subthreshold leakage power is modeled in conjunction with simultaneous variations in gate length and width. The leakage power variability is characterized by model-generated distributions obtained using Monte Carlo analysis and validated against SPICE simulations. The proposed model is about 700 computationally faster than SPICE simulations with mean error being less than 0.19%.  相似文献

Witte Leeuw was a cargo ship owned and operated by the Dutch East Indian Company. The wreck of this vessel is known for yielding a comprehensive range of Jingdezhen manufactured, blue-and-white export porcelains, particularly kraak wares; together with Fujian blue-and-white export porcelains, known as Swatow wares. A large number of ceramic fragments have been recovered from this wreck and currently reside in collections at the Rijksmuseum. For this study nine ceramic specimens were selected for further investigation, with the aim of determining the structure, composition and manufacturing process of the double-layer glazes. Both digital optical microscopy and scanning electron microscopy were used to examine the glaze morphology and microstructure; whilst energy dispersive x-ray spectroscopy was utilised to measure the spatial distribution of chemical elements and to determine bulk elemental compositions. Raman spectroscopy was also trialled, with the technique being applied to the measurement of molecular vibrations within the silicon-oxygen network and associated alkali metal oxides, with the aim of identifying potential differences in the glaze layers. Examining the ceramic specimens, the blue decorations were applied between two layers of glaze, and the majority of the blue colour extends into the outermost layer, often exhibiting dissolution in the outer layer glaze. The two layers of the glaze appear to be formulated from different compositional recipes. Some export Swatow blue-and-white wares made in the Wanli Period (1573–1620) were glazed twice and fired twice.  相似文献

A systematic density functional theory investigation of Cs2PbX6 (X = Cl, Br, I) double perovskites is presented. The lattice constants are computed after structure optimization and using Birch-Murnaghan equations, which agree to the experimental literature. The mechanical stability conditions satisfy Born criteria, and the ductile nature is evidenced by the calculated Poisson's (v) and Pugh's ratios (B0/G) because all three double perovskites exhibit values higher than the respective critical values v = 0.26 and B0/G = 1.75. A detailed study of the optoelectronic properties reveals these double perovskites as promising candidates for future optical devices due to their direct band gaps (within 0.45–2.54 eV) and large absorption coefficients 5.95 × 105 cm−1, which are suitable for solar cell applications. ZT calculations demonstrate minute variations within 200–800 K and computed parameter values are quite favorable for thermoelectric applications of these materials in the future. A p-type semiconducting nature is predicted by the computed thermoelectric properties. Additionally, computed refractive indices show Cs2PbBr6 and Cs2PbI6 exhibiting super-luminescent properties in the UV range. Therefore, the studied double perovskites provide further interest for future energy conversion and photonic based technologies.  相似文献

A systematic study focusing on the effect of Niobium (Nb) doping on the structural, magnetic and magnetocaloric properties of Ba2FeMoO6 samples is presented here. The samples of interest Ba2FeMo1?xNbxO6 (0 ≤ x ≤ 0.4) were prepared using the solid state reaction method and were confirmed to possess a cubic structure with Fm-3m space group using the X-ray diffraction analysis and Rietveld refinement. A second order of ferromagnetic phase transition was recorded in both the pure as well as the Nb doped samples using the temperature dependent magnetization and Arrott plots analysis. The pristine Ba2FeMoO6 (BFMO) sample indicated a spontaneous magnetization (34.6 emu/g at 100 K) with a relatively sharp magnetic transition at the Curie temperature (TC) of 315 K as compared to the doped samples. A magnetic entropy change of 0.93 Jkg?1K?1 at an applied magnetic field of 2.5 T was measured for the pure BFMO sample. The doped BFMO samples with Mo partially substituted by Nb however, were observed to effectively modify the TC accompanied by a decrease in magnetization. The results investigated in this work suggest that the magnetic and magnetocaloric properties of the BFMO can be tailored by controlled Nb doping which is of significant importance in order to realize the numerous potential applications of the material in the magnetic refrigeration technology.  相似文献

We have developed stacked nanocarbon polymer actuators that are composed of several nanocarbon polymer actuator films using nonwoven fabric as insulation layers. The nonwoven fabric prepared through electrospinning methods has extremely-low-density structures, which do not significantly prevent the motions of each nanocarbon actuator layer. Therefore, stacking several thin nanocarbon polymer actuators using nonwoven fabric as insulation layers is expected to increase generated force without decreasing the displacement of a one-layer actuator. We have prepared stacked actuators with one, two, three, four, and seven layers using this method. The displacement and blocking force of these actuators are measured and compared with those of one-layer actuators of different thicknesses. Displacement is weakly dependent on the thickness of the actuator films of the stacked actuators. On the contrary, it decreases considerably as the thickness of the actuator film of the one-layer actuator increases. In both cases, blocking force is proportional to the thickness of actuator films. We have developed a stacked actuator model based on a trilayer actuator model and confirmed the experimental results using the model.  相似文献

Relaxor ferroelectric 0.75 Pb(Mg1/3Nb2/3)O3-0.25PbTiO3 (0.75PMN-0.25PT) ceramics with Mn-doping concentration of 0%, 1%, 2% and 3 mol% were prepared by two-step sintering. The phase composition, microstructure, dielectric property, ferroelectric property, piezoelectric property and electromechanical property were investigated. Results indicate that all ceramics exhibit pure perovskite phases and high density. Mn-doping induces some decrease in dielectric constant εr, dielectric loss tanδ, remnant polarization Pr, piezoelectric coefficient d33, and electromechanical coupling coefficient kp, while significant increase in mechanical quality factor Qm and the figure of merit (FOM) of 0.75PMN-0.25PT ceramics. For 3 mol% Mn-doped 0.75PMN-0.25PT ceramics, Qm enhances by 1449%, FOM increases by 923%, and tanδ decreases by 67%, which makes it more suitable for high power applications. Interestingly, double P-E loops are observed in 3 mol% Mn-doped 0.75PMN-0.25PT ceramics. The phenomenon was investigated by the symmetry-conforming principle of point defects and the internal bias field.  相似文献
